Assignment 6.1
A PMOS has the following device parameters: $k_p'=100 \mu A/V^2$, $V_{thp} = -0.6 V$, $W = 15 \mu m$, $L = 1.5$
$\mu m$. Its source terminal is tied to $V_S = V_{DD} = 5 V$.
(a) When $V_{GS} = -2 V$, $V_{DS} = -2 V$, what region of operation is it in? Calculate the current $I_{DS}$.
(b) When $V_{GS} = -2 V$, $V_{DS} = -1 V$, what region of operation is it in? Calculate the current $I_{DS}$.
(c) When $V_{GS} = -0.5 V$, $V_{DS} = -0.5 V$, what region of operation is it in? Calculate the current $I_{DS}$.
(d) Sketch $I_{DS}$ vs. $V_{DS}$ for $-5 \le V_{DS} \le 0 V$ and $V_{GS} = 0, -2, and -4 V$, respectively.
(e) Sketch $I_{DS}$ vs. $V_{GS}$ for $-5 \le V_{GS} \le 0 V$ and $V_{DS} = -2 V$.
